我们在过去三年中一方面开展了低维拓扑量子材料及其相关器件中量子输运现象的研究,另一方面承担了怀柔综合极端条件实验装置的部分建设任务。
研究了InAsSb纳米线量子点器件中非平衡态下安德烈夫束缚态和近藤效应之间的相互竞争 [Phys. Rev. B 102, 075121 (2020)]link。
在基于Bi2O2Se纳米片的约瑟夫森结中实现了超流大小和空间分布的门电压调控 [Nano Lett. 20, 2569 (2020)]link。
在铝-纳米线复合器件上实现了能带弯曲可控且原子级外延的界面,从而可以合成高质量的弹道输运器件。在量子器件—“马约拉纳岛”中,针对拓扑平庸和非平庸态共存的关键问题,测量出了完整的电子奇偶性(宇称)相图,给出了库伦振荡幅值和峰值关联的明确信息,观察到了马约拉纳零能模特有的粒子-空穴对称性特征[Phys. Rev. B 104, 045422 (2021)]link。
通过将岛镶嵌在超导环的方式,我们利用干涉超导电流中的相位实现了岛上电子数奇偶宇称态的区分——同时也是零能准粒子态的稳定读出,为未来构筑拓扑和安德略夫量子比特提供了调控的参数和方式[Sci. Adv.8, eabm9896 (2022)]link。
基于Bi2Se3制备了“T”型约瑟夫森三结,发现面内磁场引起的反常相移可以显着改变三结的马约拉纳相图。这一实验为反常约瑟夫森效应的存在提供了明确的实验证据,也为将来在Fu-Kane拓扑量子计算方案中调控马约拉纳束缚态演示了一种方法[Chin. Phys. Lett. 39, 017401 (2022)]link。
研究了MoxW1-xTe2体系中第二类外尔半金属态。利用合作方提供的高质量MoxW1-xTe2样品[ACS nano 15, 12465 (2021)link与ACS nano 15, 11526 (2021)link],选择了厚度跨越二维到三维输运区间的Mo0.25W0.75Te2楔形样品制备了多端器件,开展了详细的低温输运对比实验。首次在同一样品上证实了第二类外尔半金属态的维度依赖性,以及外尔轨道中厚度依赖的量子振荡相位。理论计算表明,这种量子振荡源于Mo0.25W0.75Te2特殊的能带结构形成的一种新型的外尔轨道。相关结果发表在[Phys. Rev. B 104, 085423 (2021)]link上。
承担建设的综合极端条件实验装置之极低温固态量子计算子系统(强磁场)于2021年通过工艺测试,2022年初正式转入试运行,向公众开放使用。
承担建设的综合极端条件实验装置之亚毫开极低温实验子系统于2022年完成了核绝热去磁制冷机的自研工作,通过了工艺指标测试。
承担建设的综合极端条件实验装置之低温强磁场低维电子波谱学实验子系统于2022年完成了3He制冷机的自研工作,通过了工艺指标测试。
姬忠庆等人研制成功干式稀释制冷机,达到约10mK的极低温。
崔琦实验室过去三年中一方面研究拓扑绝缘体、TMDC 等低维电子系统及其构成的介观器件中电子的量子输运现象,另一方面参与了怀柔综合极端条件实验装置的建设工作。在研究工作方面取得如下进展:
拓扑量子器件的制备一方面使得我们可以在器件层面上更高效地调控和研究拓扑量子物态,另一方面也为拓扑量子材料和物性的研究打开应用之门。在各种可能的器件研究方面,找到 80 年前预言的马约拉纳费米子,证明其服从非阿贝尔统计,进而尝试实现拓扑量子计算,是目前物理学的前沿研究领域之一。
Kitaev 在 2001 年提出,一维 p 波超导链中的马约拉纳零能模可用于构建拓扑量子计算机。但对于怎样实现 p 波超导,人们在相当长的一段时间里一筹莫展。直到 2008 年 Fu-Kane 提出可以构造复合器件,利用自旋-轨道耦合体系的手性电子与s波超导体之间的邻近效应来实现拓扑超导,才打破了僵局。后来实验上取得的一些重要进展,包括在半导体纳米线/超导体复合结构、在超导体上的铁原子链、以及在三维拓扑绝缘体磁通芯中寻找马约拉纳零能模等一系列的工作,实际上都是基于复合器件的这一思路。但是,Fu-Kane 2008年的这篇经典工作具体预言的在三维拓扑绝缘体表面构筑约瑟夫森三结的实验,10 年来却一直没有得到实验的验证。
我们从 2010 年左右便开始做三维拓扑绝缘体 Bi2Te3 与 s 波超导体复合器件方面的研究工作,曾经最早公布了拓扑绝缘体邻近效应超导后出现的零偏压电导峰(F. Yang, et al., Phys. Rev. B 85, 104508 (2012)link),最早展示了可以利用邻近效应超导的拓扑绝缘体开展量子干涉实验(F. M. Qu, et al., Scientific Reports 2, 339 (2012)link)。随后我们进一步制备了依据三维拓扑绝缘体 Bi2Te3 的 rf-SQUID,观察到了拓扑保护的超导能隙关闭(Y.Pang et al., arXiv:1503.00838v3link)。
在此基础之上,过去三年中我们进一步在 Pb-Bi2Te3-Pb 约瑟夫森单结中找到了超导能隙关闭和马约拉纳存在的实验证据 (Z.Z Lyu et al., PRB 98, 155403 (2018)link)。我们在单结的边缘和中心处测量了结区的小能隙随磁场而变化的行为,并与之前建立起来的理论图像进行了比较。实验结果和理论模拟的高度一致性(如下图所示)证实了存在着拓扑保护的超导能隙关闭和完全的 Andreev 反射,结果证实了在这种拓扑量子器件中存在着 Fu-Kane 预言的马约拉纳零能模。

我们还对 Fu-Kane 理论建议的三约瑟夫森结器件开展了实验研究,构筑了可以通过控制局部磁通从而控制每个结相位的较复杂的三结器件,为领域之先(G. Yang et al., Phys. Rev. B 100, 180501link)。我们发现,当有奇数个结中的电子型和空穴型 Andreev 束缚态出现能量反转时,三结就进入拓扑非平庸态,在三结的中央会存在一个拓扑保护的边界,在这个地方超导能隙能够完全关闭(100% 关闭),并且随相位是线性关闭再线性打开(能隙经历一个反号过程),意味着能隙函数呈现出 cos(phi/2) 的 4pi 周期行为。这一结果证实了 Fu-Kane 预言的三约瑟夫逊结马约拉纳相图是正确的,为这类器件中存在马约拉纳束缚态提供了强有力的实验证据。基于二维拓扑超导系统的约瑟夫森三结是表面编码结构的基本单元,可用于构建普适拓扑量子计算。我们的实验结果有利于进一步编织马约拉纳束缚态、验证非阿贝尔统计和开展可扩展的拓扑量子计算研究。

几十年来人们一直在努力寻找具有高轨道角动量配对的非常规超导体。与氧化物超导体中已经广为认可的 d 波超导电性相比,具有其它高轨道角动量配对的非常规超导体是否存在尚未达到同样程度的共识。 Bi/Ni 外延双层薄膜可能是一种破坏时间反演对称性的非常规超导体,因为其在低温下同时呈现出超导性和铁磁性。如果出现破坏时间反演对称的超导电性,那么在薄膜边缘会有库柏对的轨道磁矩露出来。我们采用特别设计的、也许是探测边缘磁矩最为灵敏的原位超导量子干涉装置,在 Bi/Ni 双层薄膜上检测到了边缘磁矩及其反常的“超前”回滞现象,结果支持这种材料为具有高轨道角动量库珀对的手性超导体,存在着超导畴及其畴壁运动现象(J.H.Wang et al., PRB 96, 054519 (2017)link,与复旦大学金晓峰组合作)。

二维层状过渡金属硫化物 MX2(M 代表 Mo,Nb,W;X 代表 S,Se,Te)中的强自旋-轨道耦合作用与结构的多样性赋予这类材料许多新奇的物理性质,如在少数层 1Td 相的 WTe2 中观测到量子自旋霍尔效应,在少数层 2H 相的 MoS2 与 NbSe2 中观测到伊辛超导电性等。这些发现使得 MX2 材料成为当前凝聚态物理学和材料科学研究的一个热点。
通常 BCS 超导体的上临界磁场是不会超过泡利顺磁极限的,因为一旦超过这一极限,两个自旋相反电子之间的s波配对就不能维持了。但在2H-MX2材料的晶体结构中,面内中心反演对称性的破缺导致伊辛自旋-轨道耦合的出现。此时,库伯对中电子的自旋方向会被钉扎在面外,使得面内的上临界磁场可以远超泡利极限,达到几十甚至上百特斯拉。这种超导电性被称为伊辛超导,其特有的性质为强磁场中超导电性的应用提供了新途径。此外,最近有理论认为可以利用伊辛超导体来构造马约拉纳费米子,为拓扑量子计算研究提供新的实验平台。
过去三年中,我们开始关注利用二维过渡金属硫化物开展拓扑超导研究。通过与新加坡南洋理工大学刘政(Zheng Liu)教授合作,近年来在高质量少数层 MX2 样品的研究方面取得了一系列进展,构建了这一材料家族生长、形貌、结构和物性数据的“图书馆”,相关成果先后发表在 Adv. Mat. 29, 1603471 (2017)link(被选为封面文章)、Nat. Commun. 8, 394 (2017)link、以及Nature 556, 355 (2018)link上。
最近,我们在 Td 相的 MoTe2 样品中发现了一种由各向异性自旋-轨道耦合导致的新型伊辛超导体电性。与已经发现的面内各向同性的伊辛超导体不同,该新型超导体的面内上临界磁场(Hc2,∥)呈现出显著的两度对称性,并且在不同方向均超过泡利极限。这是在实验上首次观察到面内各向异性的伊辛超导电性。理论计算表明,这种现象的出现是由于 Td 相特殊的晶格对称性诱导出了一种独特的自旋-轨道耦合作用 g=(gx,gy,gz)。一方面,x 方向上面内的镜面对称破缺导致了面外的伊辛自旋-轨道耦合作用 gz,使得我们观测到了以往发现的伊辛超导的 Hc2,∥ 增强现象。另一方面,面外镜面对称破缺导致了面内各相异性的自旋-轨道耦合作用(gx 与 gy)。这就是实验上观测到 Hc2,∥ 面内两度对称性的原因。这一发现将有助于加深对过渡金属硫化物中新奇超导现象的认识,有助于促进相关材料超导自旋电子学器件的应用研究(Nature Communications DOI: 10.1038/s41467-019-09995-0link,与新加坡南洋理工大学刘政、南方科技大学林君浩、香港科技大学罗锦团等研究组合作)。

除了上述工作之外,崔琦实验室还在砷化镓二维电子气的材料合成和 Fabry–Perot 干涉器以及 antidots 等物性研究方面开展工作。另外, 还继续部分参与了超导量子比特的研究工作,为超导量子芯片的制备提供了超净环境和部分设备的维护。
崔琦实验室这几年研究方向涉及到拓扑绝缘体邻近效应超导和 Majorana 费米子探索、二维电子气分数量子霍尔态干涉器、超导磁通量子比特、分子磁体宏观量子隧穿等方面的研究。目前取得了如下一些阶段性的研究进展:
找到 80 年前预言的 Majorana 费米子,证明其服从非阿贝尔统计,进而尝试实现拓扑量子计算,是目前物理学的前沿领域之一。我们曾经最早公布了拓扑绝缘体邻近效应超导后出现的零偏压电导峰(F. Yang, et al., Phys. Rev. B 85, 104508 (2012)link),最早展示了可以利用邻近效应超导的拓扑绝缘体开展量子干涉实验(F. M. Qu, et al., Scientific Reports 2, 339 (2012)link)。这三年来,我们进一步制备了依据三维拓扑绝缘体 Bi2Te3 的 rf-SQUID ,观察到了拓扑保护的超导能隙关闭。根据 Fu&Kane 的理论,这是 Majorana 存在的标志(Y.Pang et al., arXiv:1503.00838v3link)。
我们还在约瑟夫森单结中找到了超导能隙关闭和 Majorana 存在的证据(Y.Pang et al., arXiv:1603.04540v1, Chinese. Phys. B. 117402link)。
寻找 Majorana 费米子、探索拓扑超导和拓扑量子计算的另一路径,是研究二维电子气 5/2 分数量子霍尔态的干涉行为。过去几年我们一直在推进这方面的工作,取得了一些阶段性的进展,利用自制的 500 万迁移率的 GaAs/AlGaAs 材料制备了 Fabry-Perot 干涉器,观察到了库伦振荡。进一步的工作在继续中。
我们成功设计、制备并测量了超导五量子比特芯片,退相干时间稳定大于 10 微秒;在国内首次成功制备了约瑟夫森参量放大器,增益大于 18 db,噪声温度小于 0.4 K,显示该放大器已经接近量子噪声极限(与浙江大学王浩华组、物理所 SC6 以及 Q03 组合作)。
Mn3 分子磁体具有类似于石墨烯结构的二维磁网络。我们在 Mn3 分子磁体中发现了单个自旋的量子隧道效应和自旋对的量子隧道现象。自旋对产生的量子隧道劈裂正好是单自旋产生的量子隧道劈裂的一半,类似于超导体中 Cooper 对产生的磁通量子(h/2e)是正常金属中的一半(h/e)。
在二维电子气研究方面,生长出了电子迁移率达 500 万 cm2/Vs 的砷化镓二维电子气材料;观察到了奇数填充时砷化镓二维电子气电阻的各向异性现象。在拓扑绝缘体研究方面,观察到了 BiSe 中电子的反弱局域化现象;制备了基于三维拓扑绝缘体的自旋干涉环,观察到了器件电阻随门电压的 Aharonov-Casher 振荡;率先在 arXiv 上报导在 s 波超导体和 Bi2Se3 拓扑绝缘体界面观察到零偏压电导峰;制备了基于拓扑绝缘体邻近效应超导的 Cooper 对干涉器(超导量子干涉器);观察到了表面态电子的反常干涉行为,提出用 Cooper 对的 Berry Phase 图像予以解释;参与了清华-物理所团队关于量子反常霍尔效应的研究,在磁性拓扑绝缘体中观察到了量子化的反常霍尔效应。

我们制备了 Sn-Bi2Se3 界面结器件,在低至 250 mK 的低温下研究其电导谱,首次观察到 s 波超导体和拓扑绝缘体界面存在一个零偏压电导峰,并于 2011 年 5 月率先在 arXiv 上做了报导。这一重要结果支持 s 波超导体能够通过超导邻近效应在拓扑绝缘体表面诱导出 px+ipy 拓扑超导电性的理论猜想。

零偏压电导峰只能作为 p 波超导存在的必要证据而非充分证据。为了证明 px+ipy 拓扑超导电性的出现,需要像确定氧化物超导体的 d 波超导电性一样,借助相位敏感的库珀对(Cooper pair)干涉实验予以判断。我们为此演示了,可以基于拓扑绝缘体邻近效应超导而制成库珀对的超导量子干涉器。第一阶段的器件呈现出了 s 波超导电性的特征。通过改进器件设计,我们最新的研究结果揭示了 Cooper 对的反常干涉行为,表明手性电子结成的 Cooper 对具有导致 p-like 的 Berry phase (arXiv 1303.5598v3link)。这方面的可以用于研究拓扑超导和Majorana费米子。

自旋电子学的核心问题之一,是探索高效的电场调控电子自旋翻转的方法。这种调控依靠的是电子的自旋轨道耦合。拓扑绝缘体是一类强自旋轨道耦合材料,有望用来制备高效率的自旋电子学器件。在 Datta-Das 自旋三极管久攻不下之际,自旋干涉器件又让人们燃起了希望。之前 Nitta 等人基于 GaAs 材料制备了 Aharonov-Casher 自旋干涉环,Molenkamp 等人基于二维拓扑绝缘体相关的 HgTe 材料也制备了类似的器件。我们用 CVD 法生长了 ~10 nm 厚的三维拓扑绝缘体相关的 Bi2Se3 单晶片,并且利用这种单晶片制备了方形环干涉器,发现其电阻不仅随磁场变化呈现出清晰的 Altshuler-Aronov-Spivak 和 Aharonov-Bohm 振荡,也随门电压变化呈现出清晰的 Aharonov-Casher 振荡,并且门电压对电子自旋进动的调节效率是同类器件中最高的。
